چکیده

Impurity states in semiconductors, in which two long-lived ground states can be optically coupled to a single excited state, provide a powerful mechanism for applications including lasing without inversion, electromagnetically induced transparency, and optically addressable quantum memory for quantum information processing. We report low-threshold lasing from fluorine-doped ZnMgSe/ZnSe quantum wells in microdisk cavities. The lasing mechanismwas studied by power-dependent photoluminescence spectroscopy. Lasing thresholds lower than 50Wcm 2 were observed and the fraction of spontaneous emission contributed to the lasing modes was about b 1⁄4 0.03–0.1. & 2008 Elsevier Ltd. All rights reserved.

Photoluminescence characterization of MBE grown Zn 1 ~ x Be x

We report photoluminescence (PL) studies of high-quality Zn 1~x Be x Se "lms grown by molecular beam epitaxy (MBE) on GaAs substrates by use of a novel growth method of Be}Zn co-irradiation before the growth of a thin ZnSe bu!er layer. Samples show double-crystal X-ray linewidth as narrow as 23 arcsec. Low-temperature (13K) PL of undoped samples showed free exciton emission, which de"ned the ba...

Monolayer excitonic laser

Two-dimensional van der Waals materials have opened a new paradigm for fundamental physics exploration and device applications because of their emerging physical properties. Unlike gapless graphene, monolayer transition-metal dichalcogenides (TMDCs) are two-dimensional semiconductors that undergo an indirect-to-direct bandgap transition1–5, creating new optical functionalities for next-generati...

Estimation of the spontaneous emission factor for microdisk lasers via the approximation of whispering gallery modes

Microdisk structures have been used to achieve low-threshold lasing. For these microcavity lasers, the spontaneous emission coupling factor p is an important parameter since it determines the threshold current of the laser. Theoretical calculation of p based on the exact solution of the modes in a microdisk is complicated. A simple, approximate method for solving the waveguide modes and the den...

Exciton-related lasing mechanism in ZnSe-(Zn,Cd)Se multiple quantum wells.

The processes involved in the stimulated emission by photo pumping in (Zn,Cd)Se-ZnSe multiple quantum wells (MQWs) have been investigated at 77K for a series of different well widths. It has been shown by means of photoluminescence excitation spectroscopy that the confined excitons in the well play an important role in determining the lasing mechanism. The optical gain just above the lasing thr...

Temperature Effect on THz Quantum Cascade Lasers

A simple semi-phenomenological model, which accurately predicts the dependence of thresholdcurrent for temperature of Resonant-phonon three well quantum cascade laser based on verticaltransitions is offered. We found that, the longitude optical phonon scattering of thermally excitedelectrons is the most important limiting factor for thermal performance of high frequency THz QCLs.In low frequenc...
